On 29th June 2021, IEEE BUBT Student Branch, IEEE Biometrics Council BUBT SB Chapter, IEEE Nanotechnology Council BUBT SB Chapter, and IEEE BUBT Sensors Council BUBT SB Chapter arranged an event about “MEMS and Microfluidics for Bio-applications”. The speaker of the event, Saakshi Dhanekar is an Assistant Professor, Department of Electrical Engineering, IIT Jodhpur by profession. She is also chairing an IEEE Sensors chapter jointly with Delhi and Rajasthan. She has been awarded the IEEE Young Professional Hall of Fame Award in 2019 in Montreal. The main reason for the webinar is to introduce the topic “MEMS and Microfluidics for Bio-applications”. It is a process technology used to create tiny integrated devices/systems that combine mechanical and electrical components which have the potential to revolutionize both industrial and consumer products by combining silicon-based microelectronics with micromachining technology. The speaker starts with the topic Micro-fabrication and what it is about. Then she talked about the uses and importance of silicon. She also described the “CZOCHRALSKI method”. Then she briefly explained Bio-sensors and Bio-chips for detection, Microorganisms, the importance of Bio-MEMS, Microfluidics, and many more. The noticeable achievement was that over 90 people gave feedback on the webinar. In total, 120 people joined the webinar and the number of female participants was 15. Through this virtual webinar, the participants got a chance to know about these topics briefly and why it is important for future aspects. And also get a chance to know about Microfluidics, which has been an active research field and an indispensable tool for quantitative analyses of chemicals and biological specimens for decades. Er spricht darüber mit Jonas Rashedi, Host des Podcasts MY DATA IS BETTER THAN YOURS, der genau nachfragt, warum und wie dieses Reporting umgesetzt wurde. In den meisten Unternehmen wird ein Data Hub aufgebaut, an das dann Visualisierungstools wie Tableau oder Power BI geschlossen werden. Bei Siemens allerdings gibt es Analytics Unlocked, eine komplette Eigenentwicklung, an der bis zu 15 Entwickler:innen beteiligt waren und wofür Timo die Rolle des Product Owners übernimmt. Für Timo ist das Tool eine große Erleichterung, welches die Möglichkeit eröffnet, alle Mitarbeiter:innen so durch das Tool zu leiten, dass sie genau die Zugänge und Daten erhalten, die sie brauchen. Das Tool ist sogar so individualisiert, dass die entsprechenden Rollen Notifications darüber erhalten, wenn für sie nötige Daten ankommen. Die Entwicklung eines Tools dieser Art ist nur möglich, wenn eine gewisse Größe an Unternehmen vorhanden ist, das sagt Timo ganz klar. Aber auch Vorsicht ist geboten: In den vielen Möglichkeiten kann man sich schnell verlieren. Das Wichtigste für Timo und gleichzeitig der größte Fail ist es, genug mit den Menschen zu reden, welche die Daten nutzen. Ein kurzer Kaffee-Talk und die Frage nach den Anforderungen helfen ihm, die richtigen Dashboards zu erstellen. Außerdem gibt er den Tipp, früh ein Konzept ins Testing zu geben, um nicht in die falsche Richtung zu entwickeln. Abstract Cybersecurity is gaining more and more attention over the last years. In this talk we will briefly motivate and discuss important steps that companies need to take to address this topic. Our talk will address the product security lifecycle based on the OWASP Software Assurance Maturity Level. Towards the end of our talk we will shift our focus to secure coding as an important milestone of software development. We will also briefly introduce CyberSecurity Challenges – a new serious game to raise awareness of secure coding for software developers in the industry. This game has been developed at Siemens in partnership with academia, and will be offered as an hands-on event. About Tiago Gasiba Tiago Gasiba has been awarded the Engineering degree in Telecommunications, Electronics, and Computers from Oporto University in 2002. In 2004 he completed his Master of Science in Communications Engineering at the Technical University of Munich. He is currently finalizing his PhD (Dr.rer.nat) at the Universität der Bundeswehr München. Tiago Gasiba has published more than thirty papers on the topics of channel coding and serious games for Cybersecurity in international scientific conferences. He holds several patents in the field of cyber security, and he has more than twenty years of experience in the industry. Tiago Gasiba has been invited as a guest lecturer at the University of Passau, Iscte in Portugal, and UniBW in Germany. In his current role, Tiago Gasiba works as a security trainer and is responsible for several workshops on security awareness and secure software development, as part of his role on secure software enablement at Siemens. About Santiago Suppan Santiago Suppan was awarded the grade of Master of Science in business informatics with honors by the University of Regensburg and the Bavarian Elite Network in 2012. In 2018, he finished his doctorate studies (Dr. rer. pol.) within the University of Regensburg and after being granted a doctorate scholarship by Siemens AG Corporate Technology, where he accompanied several funded research projects and researched security in industrial systems, the smart grid, privacy by design and privacy-enhancing technologies in the area of the Internet of Things (focus area), holding academic publications and industry patents. Today, he advises, trains, and coaches business units worldwide as a security consultant and as an engagement manager at Siemens AG. Since 2013, Siemens has served as the Executive Director of the LINK Lab at the University of Texas at Arlington, where he and participants explore how traditional universities’ role is affected by online learning and the growing influence of data and analytics on higher education practices. The use of data to improve organizational performance has been demonstrated in business, healthcare, and other sectors. In higher education, learning analytics show potential for similar impact in understanding granular learning (impact of specific activities engaged in during the learning process) and large scale performance (systemic effectiveness and competitiveness with peer institutions). This presentation will explore how learning analytics is contributing to the development of the learning sciences as well systemic change and institutional effectiveness in serving student needs.

Sipho Nzama, a Systems Architecture Engineer for Siemens, takes us through the process at the Interlocking Testing Facility. --- Interlocking Testing Facility: As part of the project, and with the localisation in mind, Siemens has invested in an Interlocking Testing Facility (ITF) at the Northriding facility. Siemens is the first company in the southern hemisphere to introduce a test facility at this scale. The ITF is used for Factory Acceptance Testing (FAT) before commissioning and fault finding on already commissioned stations. The procedures in the ITF will test both hardware, delivered form the factory, and software, delivered from the engineering team. The hardware and software tests are done independently to reduce reliance on one another during FAT. The hardware or indoor equipment, such as the control racks and axle counter racks, go through a rigorous Factory Acceptance Test before being released to site. As the testing is done independently, the indoor equipment can be completed early to build up an equipment buffer for project execution in case the project schedule changes. For software testing, the ITF has been successful in digitising the test process. Permanent racks, with specialised modules, simulate the trackside equipment (Signals, Points and Axle Counter Heads) defined by each station configuration. Desktop computers with special software programs are used to test the system. This set-up reduces the testing set-up times significantly as the ITF test engineers can configure any station without having to dismantle and assemble hardware destined for site. During the software testing, train movements are simulated as well as equipment failures and site conditions. The ability to simulate various scenarios increases the scope of testing done during FAT, which results in less testing on site. Once the software FAT has been completed and passed, the tested station is ready for site commissioning. Through digitisation, the ITF has provided numerous benefits for the project. The ITF can be easily configured to match any specific PRASA or Transnet Freight Rail (TFR) station. It has the capability of testing 3 stations simultaneously and has reduced testing times by 40 to 50 percent depending the size of the station. Additional testing procedures can be performed in the ITF, which results in reduced testing time on site. The installation can be used for the training of personnel with simulated real-life installation without interfering with working installations. Machine learning (ML) is a field of engineering under the artificial intelligence (AI) umbrella which is based on the idea that systems can learn from data, identify patterns and make decisions with minimal human intervention. ML is often used as a prediction tool to perform analysis on large amounts of data, automate analytical model building, and provide the user (human, machine, or calling function) with event occurrence probability. To date, the test community has not embraced ML and continues looking at ML with skepticism when approached with the paradigm shift - replacing conventional product test suites with a test suite selected by an ML algorithm. The skepticism could be the result of a combination of multiple factors such as limited familiarity with ML, partial awareness of its capabilities, lack of tools that can be easily used, and the workload involved in the process of training a machine to discern data. Additionally, by running a compressed test suite suggested by ML, questions arise about test escapees and the potential impact on product quality. As the automotive industry evolves and the global demand for electric vehicles for both commercial and personal use increases, semiconductor packaging will continue to be an integral part of the technology improvements and growth. An electric vehicle with an SAE Level 2 Advanced Driver-Assistance System (ADAS) has four times the semiconductor content of an average gasoline vehicle. Semiconductor packaging plays a crucial role in the functionality and reliability of this growing electronic content. While 80% of automotive semiconductors use more traditional wirebond packages, the trend is moving towards increased adoption of advanced packages. ADAS and infotainment are the top drivers for this shift to advanced packaging. As application profiles change, reliability requirements are becoming more challenging. Similarly, quality expectations have never been higher and are now measured in number or incidents instead of defective parts per million (DPPM) or defective parts per billion (DPPB). This presentation will explain the trends in automotive semiconductor packaging and provide ways to meet emerging quality and reliability challenges. Automotive component traceability requirements have existed for several decades. Generally, traceability refers to tracking and tracing each component that comprises every sub-system in a car. Traditionally, this has been achieved with direct part marking on mechanical or electronic components using 1D or 2D barcodes or radio frequency identification (RFID). The motivation for component traceability from automotive original equipment manufacturers (OEMs) and their Tier 1 suppliers arises from either warranty reasons (field failures) or 0 km or 0 hr (infant mortality) failures. Since vehicle recalls are costly, this process was developed to expeditiously capture the origins of the critical components. The commonly used functional safety standard ISO 26262 created by the automotive industry mandates traceability. The traceability underpinning ISO 26262 traces hardware, software and firmware back to the system-level design, validation and test reports. The two key automotive application segments – advanced driver assistance systems (ADAS) and vehicle electrification – are expected to undergo significant innovation enabling autonomous and electric vehicles. In addition, several mission-critical safety systems such as electronic stability control, lane departure warning, anti-lock brakes, adaptive cruise control and traction control can reduce the number of traffic accidents. All of these require complex electronic components that include high-speed processors, memory, controllers and sensors to ensure the reliability and safety of a vehicle. To ensure stringent automotive requirements for complicated advanced packages such as system-in-package (SiP), a sophisticated ULT may be required. For example, RFID cards are assigned to each assembly lot to track the product through the assembly process and ensure that the product follows specified manufacturing flow. With these multiple chip modules, tracking wafer ID, die position (co-ordinates), passive components and equipment used will be critical to maintain automotive quality. As a leading automotive supplier, Amkor offers Unit Level Traceability (ULT) that provides information from an assembled unit electrically or through a 2D barcode. Amkor’s ULT system ensures that the product meets ‘zero defect’ quality standards, while providing real-time access to the manufacturing information. Cutting edge foundries are developing and shipping increasingly more powerful ICs. At the same time, IC architects and product designers face tough choices in the quest for new levels of performance at affordable price points. Increasingly, part of this calculus is growing interest in heterogeneous System-in-Package (SiP) technology in addition to the classic system on chip (SoC) designs. This packaging trend began in earnest 5 years ago and has been demonstrated with processors-high bandwidth memory (HBM) in-package combinations, now in high-volume manufacturing (HVM). Going beyond this trend, however, the first implementation of high-volume chiplet-based designs and products in the marketplace has occurred. Cost and performance balance at the 5-nm and 3-nm nodes has created growing customer interest in this approach and IC packaging has a critical role to play. High bandwidth memory integrations provided unparalleled memory bandwidth and capacity, integrated into the IC package with 2.5D Through Silicon Via (TSV) interposer technology. This construction served to push the infrastructure in packaging and devices to deliver this approach to HVM. Now, building on that capability, a distinct move towards discrete long-reach serial/deserializer (SerDes) devices has started, obviating the need to keep the SerDes inside the rest of the SoC with chiplets integration of the logic and IO functions. This has opened up new architectural freedom with increased total gate counts, in-package memory and high-speed IO counts not achievable in other more standard approaches. Paired with these heterogenous approaches and tighter control of a variety of operating voltages for new silicon nodes as well as previous versions, managing the power delivery network (PDN) is also becoming more demanding. Creative approaches for a local bypass to help manage the power delivery impedances are being developed in anticipation of these functional needs. Total power and power density also continue to trend upwards, requiring an enhanced thermal path. Several solutions will be discussed. How these multiple dies communicate with one another, the number and the size of the dies, final modules and packages are co-developed with high-speed signal routing requirements and the PDN in mind. The demands on advanced IC packaging continue to increase and delivering on these capabilities is a high priority for the packaging industry and especially for Amkor. Memory Packaging Challenges for a Growing Market

The semiconductor memory market exceeded $128 billion in 2020 and is expected to grow at a compound annual growth rate (CAGR) of 7.8% from 2021 to 2024. Increasing demand for storage and high-performance memory in applications such as artificial intelligence (AI), machine learning and processing storage are driving long-term growth in the market. This video will highlight the key challenges encountered in packaging next-generation memory devices and some of the technological developments required to address them while considering performance, cost and yield. Development in silicon design and wafer fabrication to meet increasing demands for higher memory density, higher bandwidth, lower power consumption and multiple functionalities introduces unique technical challenges for memory packaging. At the wafer fabrication level, the number of 3D NAND memory cells stacked is increasing. This causes a buildup of thin-film stresses in the wafer and die while increasing the amount of residual material in the saw streets to interact with the dicing process. Increasing memory density at the package level is achieved by stacking up to 16 or more memory die that are ultra-thin to maintain package height requirements. This combination of higher cell stacks and thin die, down to 25 µm and below, increases the risk of die cracking during dicing and assembly. To mitigate the risk of die cracking, dicing methods have been developed to increase die strength by minimizing damage to the die edge and removing the material in the saw street with laser grooving. During die-attach, specialized thin die kits are used with needleless pickup tools to minimize stress. To further reduce yield loss, automatic optical inspection is available to identify die cracking. Integrated devices such as solid-state drives (SSDs) and consumer System-in-Package (SiP) modules also provide unique challenges for package design and assembly. Maintaining a small package footprint requires higher stacking and reducing the area used for wire bond fingers and passive components. One option for achieving this is including a flip chip controller die under the memory stack which drives the development for increasingly tight design rules and the implementation of film over die (FOD) or spacers over the flip chip controller. Finally, achieving high quality and zero defects requires manufacturing processes that provide unit-level traceability throughout all assembly and test operations. Automatic inspections at the wafer and packaging level are utilized to detect die cracking and other assembly-related defects. Additionally, engineering data analytics are used to improve quality and performance while providing robust process capability with a focus on zero defects.
